1 Stück: 300mm fully automated high resolution in-line CD and overlay (IZM-133.1) Die folgende Gerätespezifikation definiert die Anforderungen an ein vollautomatisches Messgerät zur Erfassung von Overlay- und Critical-Dimension-Strukturen (CD) auf 300-mm- und 200-mm-Wafern, die mittels Laser-Direct-Imaging (LDI) und i-Line-Lithografie hergestellt wurden. Diese Investition erweitert die Messkapazitäten für die automatisierte Erfassung kleinerer Strukturgrößen. Das Gerät ist unverzichtbar für die zerstörungsfreie Charakterisierung hochintegrierter, auf Chiplets basierender 2,5D/3D- und quasi-monolithischer Gehäusearchitekturen mit Strukturgrößen im Submikrometerbereich. Die Anlage ist kompatibel mit 3D-Wafer-Stapeln, die eine hohe Verformung (Warp/Bow) aufweisen. Die Wafer-Substrate bestehen aus Silizium und/oder Glas mit einer Dicke von bis zu 2,5 mm. Vor der Bearbeitung werden die Wafer in Front-Opening Unified Pods (FOUPs) an das Gerät geliefert, die der Bediener manuell auf die jeweiligen Ladeöffnungen setzt. Das neue Gerät muss in der Lage sein, die folgende Abfolge von Schritten vollautomatisch auszuführen: - Laden bestimmter Wafer aus den FOUPs - Durchführung von Messaufgaben - Zurücklegen der Wafer an ihre ursprünglichen Positionen in den FOUP(s) Die Rezeptprogrammierung muss ein ausreichend breites Spektrum an Optionen und Parametern unterstützen, um den Anforderungen von Forschung und Entwicklung (F&E) gerecht zu werden. Es wird verlangt, dass die Anlage die vorgesehenen Funktionen kontinuierlich, ohne Unterbrechungen oder Ausfälle und in Übereinstimmung mit allen in diesem Dokument festgelegten Anforderungen ausführt. Darüber hinaus muss die Ausrüstung mit allen nachstehend beschriebenen Komponenten geliefert werden, die erforderlich sind, damit sie die vorgesehenen Funktionen und Leistungsmerkmale in Übereinstimmung mit allen in diesem Dokument festgelegten Anforderungen erfüllt.
