Inline XPS/XRF (IPMS-CNT03.1) 1 Stück Inline XPS/XRF Ein Ultrahochvakuum-Röntgenphotoelektronenspektrometer, das mit einer monochromatischen Röntgenquelle, Sputter- und winkelaufgelöster XPS und Ladungskompensation ausgestattet ist. Dieses Röntgen-Photoelektronenspektrometer wird zur Charakterisierung von dünnen Filmen und Multilayern durch Analyse der Zusammensetzung und Stöchiometrie auf Silizium-Wafern mit einem Durchmesser von 300 und 200 mm verwendet. Dieses Röntgen-Photoelektronenspektrometer wird in-line im Reinraum eingesetzt.
