Description
Es soll eine halbautomatische Hotplate zur Temperung von mit Resists beschichteten Substraten für hochauflösende Elektronenstrahllithografie beschafft werden. Die Anlage dient zur definierten Pre- und Post-bake chemisch verstärkter Resists, wie bspw. FEP171, bei denen die Empfindlichkeit wesentlich durch das Temperatur Zeit Profil und die Temperatur-Homo genität bestimmt wird. Zu prozessierende Substrate umfassen u.a. 300mm-Wafer, sowie rechteckiger Glas-Substrate bis zu L x B x H = 300mm × 275mm × 15mm. Aus diesen technischen Randbedingungen ergeben sich die folgenden Anforderungen:, siehe Anlage 2.
